HF Gas is a principal precursor of the process as developed in 1985 and refined since then. The main development was the ability of mass flow controllers to handle the gaseous compound thus allowing for accurate metering.
This precursor gas needs to be handled with extreme care with full appreciation for its ability to maim or kill because of its toxicity.
